Description

PathWave Device ModelingPathWave Device Modeling 2020 Update 2.0 provides a new level of flexibility by giving engineers the ability to easily import and simulate tabular data such as Pulsed I-V and S-Parameters. In many cases, measured data are provided by other organizations and are typically organized in table-like (or .csv) format. The new LSYNC Inputs provide the ability to read the tabular data directly into IC-CAP LIST/LSYNC Input and Output, then easily simulate the corresponding Setup with ADS and modeling.

To directly support III-V FET Modeling, such as GaN and GaAs modeling, and as a direct examples of the new LSYNC capabilities outlined above, this release provides a new Python based interface to read-in Maury’s AMCAD Pulsed System measured data. Now Maury’s DC IV (.mes) and S-parameters (.mps) files can be easily loaded with a few clicks. This allows the simulation and visualization of typical DC IV traces like IdVds vs. Vg, when curves have different number of points and even different Vd points.

New Features in PathWave Device Modeling 2020 Update 2.0

New LSYNC and Pulsed-IV Import

Figure 1 shows the Measure /Simulate tab page of a Setup using the new LSYNC. This Inputs were created by importing a Maury DC IV Pulsed file (.mes). Note how the new type LYNC Input ‘vg_pulse’ is a synched to its main sweep vd_pulse. The Setup looks simple but the I-V loaded represented in the table is complex and it is represented by the Id-Vd vs. Vg displayed in figure 2. Note how curves have different sizes. The marker and the legend provides the expected information on the second order sweep, vg_pulse.

CMOS Modeling Packages upgrades

The following CMOS Packages were updated:

  • BSIMSOI model updated to versions 4.6.0 and 4.6.1
  • HiSIM_HV model updated to version 2.40
  • HiSIM2 model updated to version 3.0.0
  • PSP model updated to versions 103.5 and 103.6

Experimental Features

Model cards can now be imported from Cadence spectre (.scs) library files. Users can load the file, browse the file structure and select a model card to be loaded into the IC-CAP Circuit page. Prior to loading the card, the dialog let users to define an instance line to be added as well. Figure 3 shows an example of how the new Library Parser Dialog looks like. After modeling in IC-CAP, the modified model card can be saved into a new version of the library. This feature should allow users to be more efficient and avoid manual editing, which could be prone to error.

Another experimental features is the ability to simulate and display DC Operating Point parameters with the ADS simulator. A new Output type ‘O’ allows user to define the DC Operating point. The availability and the naming of the DC OP parameters are model dependent so you should consult the ADS manual for your specific model for a list of its available parameters.
